Dielectric Reliability in Microelectronics: a tight relationship between degradation and technology
Abstract
Dielectrics are the core of most electronic components. Their performance and reliability often determine a technology success and it is for these reasons that they have been deeply investigated since the beginning of microelectronics. In this tutorial we will review the most important dielectric applications, active and passive dielectrics, highlighting the critical issues and best characterization methodology depending on the application. Fast and long lasting electrical tests will be discussed, their correlation and their limits.
Biography
Gabriella Ghidini graduated in 1979 in physics from University of Parma, Italy. She received in 1983 her Ph.D. in physics from City University of New York (CUNY) and then joined STMicroelectronics in Agrate Brianza (Italy) in Non-Volatile Memory Process Development group of Central R&D department, later becoming the leader of the Dielectric Reliability group. Expert of formation, failure and wear-out mechanisms of dielectrics, low and high K included, used in Flash NOR and NAND, E2Prom, charge trap and embedded Flash memories for automotive application. She co-authored more than 150 papers published in journals or presented at international conferences and 12 patents in the same topics. She is STMicroelectronics Fellow in SMART POWER Technology R&D.
